An internal distortion cancellation mechanism in DFB-LDs caused by rel
axation oscillation and longitudinal spatial hole burning has been rev
ealed to realise low intermodulation distortion laser diodes used at h
igh modulation frequencies. Extremely low distortion characteristics (
IMD(3) less than or equal to -80 dBc) were achieved at up to 2.2 GHz o
wing to the internal distortion cancellation effect.
