Abstract
For the quaternary (Pb1-xGex)(S1-zSez) solid solution system, the solu bility limits of Ge in the system were investigated using powder X-ray diffraction and the solubility region were clarified. From the result s, the relationship between the lattice constant and the energy gap wa s derived in the solid solution region, which will serve to fabricate double hetero laser diodes lattice-matched to PbS. The (Pb1-xGex)S sin gle crystals were prepared by chemical transport and characterized by Hall effect measurements.
