Abstract
The authors have reduced modulator drive voltage in DFB-LD/modulator i ntegrated light sources (DFB/MODs) takins fabrication tolerance into a ccount. By enhancing the quantum confined Stark effect through well wi dth increase and optimising the doping profile. DFB/MODS with >13dB ex tinction ratio at 1.5V and >4mW (+6dBm) output Dower al 100mA were ach ieved while maintaining a reasonably large fabrication tolerance.
