The microscopic aspects of hydrogen passivation of two double donor ce
nters in silicon-substitutional sulfur and thermal donor-were investig
ated by the electron paramagnetic and electron nuclear double-resonanc
e techniques. The passivation process was found to result in the forma
tion of complexes involving a double donor and one hydrogen atom. Such
complexes have single donor character and are therefore paramagnetic
in their neutral charge state.
