Abstract
A 0.96 mu m, strained InGaAs quantum well laser, reaching a record hig h power of 31 W at 50 A in 230 ns pulsed operation, is reported. The n ew structure is based on a wide asymmetric multimode optical waveguide that reduces the optical power density on the laser's mirrors, to pro duce a higher maximum output power. Modal discrimination is obtained b y proper positioning of the quantum well.
