Abstract
We have developed 680-nm-band AIGalnP visible laser diodes having very low-intensity noise with stable self-sustained pulsation. The pulsati on characteristics were affected by current spreading outside the ridg e stripe. We obtained AIGalnP visible laser diodes with stable self-su stained pulsation by optimizing the ridge structure. The lasers achiev ed relative intensity noise (RIN) as low as -136 dB Hz(-1) in the temp erature range 20-50 degrees C at 3 mW.
