Abstract
A 64 GHz monolithic fundamental frequency oscillator was fabricated us ing an AlGaAs heterojunction bipolar transistor (HBT) technology which performs a unity current gain frequency f(T) = 100 GHz and a maximum frequency of oscillation f(max) = 180 GHz. This oscillator uses co-pla nar waveguides (CPWs) for transmission lines and resonators.
