Abstract
We developed, for the first time, a new high-power, low-noise laser wi th power over 120 mW by using a multiple-quantum-well (MQW) real refra ctive index guided self-aligned (RISA) structure with a very low refra ctive index step. The lasers showed relative intensity noise level of less than -135 dB/Hz with 10% optical feedback in a wide output power range from 3 mW to 18 mW. Stable operation for over 1000 hours at 50 d egrees C with 35 mW was also achieved.
