Abstract
An HEMT model, suitable for SPICE, combines the linear, saturation, an d subthreshold modes with a single smooth description. The new model f eatures high order continuity for accurate prediction of current-volta ge characteristics, gainy and distortion. This is demonstrated by comp arison with measurement.
