Abstract
Monte Carlo simulations are reported for an atomistic model of heteroe pitaxial growth. Dislocations are excluded but lattice misfit is assum ed to encourage atom detachment from islands by reducing the barrier f or this process by a morphology-dependent strain energy. Three-dimensi onal, coherent islands of nearly uniform size are found to form sponta neously for misfit above a critical value.
