Ym. Sirenko et V. Mitin, NONRADIATIVE CAPTURE OF ELECTRONS IN QUANTUM-WELLS AND WIRES BY SHALLOW DONOR IMPURITIES, Physica status solidi. b, Basic research, 189(1), 1995, pp. 129-138
The capture of electrons in a quantum well or wire by shallow donor im
purities due to the interaction with an acoustic phonon is considered.
Wave functions of several lowest bound states are found by the variat
ional method. The rates of transitions between the free and bound stat
es as well as between different bound states are calculated. In the ca
se of well or wire width L less than or of the order of the effective
Bohr radius and greater than the phonon wavelength, the transition rat
es are proportional to epsilon(-5)(n(epsilon) + 1/2 +/- 1/2) L(-6), Wh
ere Eis the transferred energy, and n(epsilon)a phonon occupation numb
er.
