Abstract
The FM response of a single-frequency semiconductor laser is very impo rtant for communication systems that use direct modulation of the lase r injection current, A new rate equation for the optical phase in quan tum-well lasers is proposed, and the corresponding PM response is deri ved, It is shown that the separate-confinement-heterostructure can hav e a significant effect on the laser performance. The theory is confirm ed with experimental results.
