To investigate the possibility of estimating hot electron phase cohere
nce at high temperature, the current-voltage (I-V) characteristic of a
triple-barrier resonant tunneling diode (TBRTD) is analyzed taking ph
ase breaking into account. When the central barrier width is larger th
an 7 nm in GaInAs/InP TBRTD, the width of the peak in the I-V curve is
determined predominantly by the phase breaking. Therefore the peak wi
dth provides the information of the phase coherent length of the hot e
lectrons. It is shown that the phase coherent length can be estimated
up to 100 K using TBRTD.
