Abstract
High temperature operation is demonstrated for narrow-beam 1.3 mu m la sers with butt-jointed selectively grown spot-size converters. Low thr esholds of 5.6mA. and 15.8mA at 25 degrees C and 85 degrees C and a ma ximum operating temperature of 134 degrees C were obtained. Low loss c oupling to fibre of <1.8dB was achieved in the temperature range from 25 degrees C to 85 degrees C with an output power up to 30mW.
