Abstract
The effects of carrier transport time across a separate confinement he terostructure on the characteristics of quantum well (QW) lasers are i nvestigated through the equivalent circuit model derived from Nagaraja n's rate equations. Turn-on delay and frequency modulation of QW laser s are obtained using a SPICE simulator. It is shown that turn-on delay is linearly proportional to the transport time corresponding to the c ladding layer thickness under high prebias conditions. The modulation bandwidth and peak magnitude both decrease while the transport time in creases.
