Magnetoquantum oscillations in the tunnel current of wide In0.53Ga0.47
As/In0.52Al0.48As double quantum wells have been exploited to trace th
e energy levels in the adjacent wells as a function of the applied vol
tage. The dominant inelastic scattering mechanism was identified as Ga
As-like longitudinal-optical-phonon emission. This powerful spectrosco
py probe allows an unambiguous identification of the transmission chan
nels responsible for the peaks observed in the current-voltage charact
eristics and provides a large number of consistency checks. The obtain
ed experimental results can be used to verify the accuracy of self-con
sistent simulation programs.
