Abstract
Nonlinearities in photoresponse of ultrafast optoelectronic switches a re investigated by using a novel correlation technique. Sublinear beha vior is found to be typical for low average electrical fields and supe rlinear for electrical fields higher than the threshold of electron ne gative-differential-mobility effect. The nonlinearities have been expl ained in terms of the electrical field redistribution.
