We have investigated the process of formation of ultrathin films of ca
dmium chalcogenides obtained by chemical assembly from atomic and mole
cular beams. Film growth occurs as a result of surface reactions betwe
en the adsorbed components of the compound (Cd, Te) on substrates of s
ingle-crystalline gallium arsenide (100). We have established that the
thermal stability of ultrathin films of cadmium chalcogenide on galli
um arsenide is determined by the critical thickness of the layers whic
h do not undergo crystallization during heat treatment.
