Abstract
We present full-scale calculations of the frequency dependence of seco nd harmonic generation due to intervalence subband transitions in p-ty pe GaAs-AlAs and Si-SiGe asymmetric quantum well structures (QWSs). We demonstrate that the response is dominated by excitations lying throu ghout the Brillouin zone and that the states involved are not predicte d by semiclassical models. Significant light and heavy hole momentum m ixing away from the zone center is responsible for the second harmonic generation.
