Abstract
We report over 130-degrees-C continuous wave operation of unbonded ver tical cavity top-surface emitting lasers emitting more than 1.0 mW at 110-degrees-C. Furthermore, we control threshold currents to within on ly +/- 1.35 mA (+/- 12%) over a 150-degrees-C temperature range. We ar e also able to control the threshold current to within a factor of 2 o ver a 50 nm wavelength range using the same epidesign.
