Abstract
We studied the electron tunneling time in tunneling bi-quantum-well an d resonant tunneling barrier structures with a pump-probe photo-lumine scence system using optical mixing. The tunneling lime decreased as th e temperature increased, which is attributed to electrons in an excito n stale thermalizing into free electrons having a faster tunneling lim e.
