We report significantly improved performances of a symmetric self-elec
trooptic effect device (S-SEED) showing high ON-OFF contrast ratio (>
30:1) and large optical bistability loop widths (Delta P = 44%) at the
applied bias of V-a = 0 V, i.e., with no power supply. Our S-SEED is
made of extremely shallow quantum-wells (ESQW's) in asymmetric Fabry-P
erot (AFP) cavity structure. At V-a = 5 V, Delta P increased up to 95%
, preserving the high-contrast ratio. The reflectivity changes at V-a
= 0 and 5 V were about 15% and 30%, respectively. To the best of our k
nowledge, these are the largest values ever reported from such structu
res.
