Ds. Mcgregor et al., PRESENT STATUS OF UNDOPED SEMIINSULATING LEC BULK GAAS AS A RADIATIONSPECTROMETER, Nuclear instruments & methods in physics research. Section A, Accelerators, spectrometers, detectors and associated equipment, 343(2-3), 1994, pp. 527-538
Bulk GaAs has undergone extensive research by several groups in order
to ascertain its usefulness as a room temperature radiation spectromet
er. The results of an experimental program studying the properties of
detectors fabricated from bulk GaAs are summarized in this paper. Elec
tric field models of the active region are compared with measured resu
lts. Limitations of bulk LEC GaAs as a material for radiation spectrom
eters are discussed.
