Abstract
The effect of irradiation with 2.5 MeV electrons on InP single crystal s is investigated by cathodoluminescence (CL) in the scanning electron microscope. Irradiation causes changes in the CL spectra but no lumin escence band can be associated with the radiation-induced defects. CL dislocation contrast changes as a consequence of irradiation.
