The effect of the C(max)/C(min) ratio on the performance of planar bac
k-to-back Barrier-NN-NN+ (bbBNN) frequency multipliers is studied. A s
implified physical model of the device is used to relate the electrica
l characteristics to the material and the structural parameters. Multi
plication efficiency is evaluated using a large signal analysis approa
ch. Results indicate that if the optimum device size for a given frequ
ency is used, a high C(max)/C(min) ratio results in high efficiency.
