Abstract
Lasing characteristics of AlGaAs superlattice vertical-cavity surface- emitting lasers are reported. The threshold current has a broad minimu m near 100 K. The maximum output power of a vertical-cavity surface-em itting laser with a 20-mum-square window is approximately 1.6 mW at 80 K. At room temperature, the gain peak and the Fabry-Perot resonance a re estimated to be offset by approximately 34.5 nm.
