Abstract
The authors demonstrate the first electron-transfer Mach-Zehnder modul ators to operate in the 1.55mum wavelength range. The use of chopped q uantum wells provides a wide operating bandwidth compatible with Er-do ped fibre amplified systems (>40 nm about 1.54 mum) for electrorefract ive waveguide devices. In this wavelength range, obtained voltage-leng th products are for the 180-degrees optical phase shift V(pi) x L betw een 2.7 and 4.0 Vmm.
