Abstract
Spatial and power characteristics of InGaAs/AlGaAs/GaAs quantum-well h eterolasers emitting at a wavelength of 940 nm were studied. Using an external microselector, we obtained an almost single-lobe directional pattern of the laser with the stripe contact 50 mum wide. The maximum radiation power emitted into the diffraction-limited main lobe of the directional pattern was approximately 185 mW. For a fixed pump current , that power constituted 55% of the total power produced without the s elector.
