J. Ding et al., ROLE OF COULOMB-CORRELATED ELECTRON-HOLE PAIRS IN ZNSE-BASED QUANTUM-WELL DIODE-LASERS, Physical review. B, Condensed matter, 50(8), 1994, pp. 5787-5790
Gain and absorption spectra in ZnSe-based blue-green diode lasers have
been measured to show the role of pairwise Coulomb correlation betwee
n electrons and holes in Zn1-xCdxSe/Zn1-xSxSe quantum wells (QW's) und
er lasing conditions at room temperature. In addition, the rediative d
ecay rates of electron-hole pairs have been obtained from time-resolve
d photoluminescence measurements over a wide temperature range. These
experiments also point out the importance of the Coulomb interactions
on the QW optical properties near its fundamental absorption edge unde
r device operating conditions.
