H. Elkadi et al., MICROWAVE SMALL-SIGNAL EQUIVALENT-CIRCUIT MODEL FOR MULTIELECTRODE LASERS, Microwave and optical technology letters, 7(17), 1994, pp. 816-819
A small-signal equivalent circuit model of the multielectrode lasers w
ith saturable absorbers based on a modified formulation of the rate eq
uations is presented. The Auger recombinations are taken into consider
ation because they largely modify the carrier lifetime at the higher c
arrier densities that occur in such structures. An analysis of the bis
tability of the power-current characteristic is presented. The model p
redicts an extremely high resonance amplitude as well as a very large
bandwidth up to the millimetric range, which can be very interesting f
or microwave optical links. The results obtained using this model are
comparable to those obtained using a large-signal equivalent circuit m
odel implanted on SPICE, the results of which are published elsewhere.
The equivalent circuit obtained is a tool suitable for the study of t
he behavior of the multielectrode laser within a microwave optical sys
tem. (C) 1994 John Wiley & Sons, Inc.
