R. Thoma et al., ON THE VALIDITY OF THE RELAXATION-TIME APPROXIMATION FOR SILICON IN THE REGION OF IRREVERSIBLE THERMODYNAMICS, Semiconductor science and technology, 7(3B), 1992, pp. 328-330
We discuss the modelling of macroscopic balance equations in irreversi
ble thermodynamics as resulting from stationary Monte Carlo bulk simul
ations for electrons. The Onsager coefficients related to these equati
ons are determined from time integrals of fundamental microscopic corr
elation functions. Special interest is given to the validity of the re
laxation time approximation and the Wiedemann-Franz law. The simulatio
n results for silicon clearly show that a high doping level (> 10(18)
cm-3) is a sufficient condition for the validity of both approximation
s in inhomogeneous systems.
