Straightforward design procedures that lead to a successful monolithic
GaAs 35 to 37 GHz four-bit phase shifter are described. Carefully mod
eled switch FETs are used to implement loaded line 22.5-degrees and 45
-degrees bits, a switched line 90-degrees bit and a shorted coupled li
nes dual pi network 180-degrees bit. Overall RMS phase deviation is 1.
5-degrees with insertion loss of 12.8 +/- 1.8 dB for all states.
