ELECTRICAL-PROPERTIES OF LAYERED MNGAINS4 SINGLE-CRYSTALS

The temperature dependence of the electrical conductivity and the curr ent-voltage characteristics have been determined under various conditi ons for the layered semimagnetic semiconductor MnGaInS4. In the nonlin ear part of the current-voltage characteristic the current is attribut able to unipolar injection and to the field effect. The energies of el ectron trapping centers and concentrations of these centers have been determined. The energy of the potential well has also been determined.
