Abstract
Microwave oscillations have been observed from spacer-cladded GaAs/AlA s multiple-quantum-well resonant tunneling structures, stabilized by a microstrip resonator system. Being compatible with MBE technology, th e system is shown to provide proper circuit conditions at high frequen cies and can be effectively used in millimeter and submillimeter wavel ength range nanoelectronics.
