Abstract
The first assessment of a fast and relatively strong refractive optica l nonlinearity in a MQW active waveguide operated at its material tran sparency current is presented. A large nonlinear figure of merit toget her with large phase shifts are demonstrated, indicating considerable promise for all-optical switching at speeds approaching 1 Thib/s.
