Abstract
The high frequency saturation characteristics of an InGaAs/InP wavegui de pin photodetector are measured. At a wave-length of 1.3 mum, the de tector has a responsivity of 0.5 A/W and a flat frequency response fro m 800 MHz to 20 GHz. With a bias of -4V, the normalised frequency resp onse of the detector remains unchanged when optical powers up to 10 mW are incident on the detector.
