A high-performance trifunctional epoxy resin based on the triglycidyl
ether of tris (4-hydroxyphenyl)-methane (TETM) was synthesized by the
condensation of 4-hydroxybenzaldehyde with phenol followed by epoxidat
ion with epichlorohydrin. The structure of TETM was confirmed by mass
spectra, infrared and nuclear magnetic resonance spectroscopy. Amino-t
erminated poly(dimethylsiloxane)s were used to reduce the stress of th
e trifunctional epoxy resin cured with phenolic novolac resin for elec
tronic encapsulation application. The dispersed silicone rubbers effec
tively reduce the stress of cured epoxy resins by reducing the coeffic
ient of thermal expansion and flexural modulus while the glass transit
ion temperature was hardly depressed.
