Abstract
High power 980nm InGaAs/AlGaAs lasers consisting of an array of closely-spa ced tapered waveguides, giving low beam divergence and hence high brightnes s, have been fabricated. The lateral beam divergence is in the range 6-8 de grees (full-width at 1/e(2)) for all output powers. The vertical beam diver gence, which is defined by the layer structure, is 44 degrees (full-width a t 1/e(2)). CW output powers of 9.5W and a catastrophic optical mirror damag e limit in excess of 170mW/mu m-facet have been demonstrated.
