Abstract
A complete extraction procedure able to determine MES-FET and HEMT nonlinea r model parameters starting from standard de ann S-parameter measured data is presented The procedure has been checked on different P-HEMTs, and avera ge errors lower than 10% have been found for the static output characterist ics and Sor S-parameters np to 50 GHz.
