Abstract
This paper demonstrates a monolithic 1.3-mu m/1.5-mu m wavelength demultipl exing photodetector fabricated using Ar ion laser-assisted metal organic mo lecular beam epitaxy (MOMBE) growth. Reduction of crosstalk to -24 dB is ac complished in both 1.3-mu m and 1.5-mu m wavelength regions. The dependence of the crosstalk on the coupling efficiency between the fiber and device a nd the polarization dependence of the,responsivity is also discussed.
