We present calculations of Gamma-->X-z electron transfer times in type
-II GaAs-AlAs and AlGaAs-AlAs superlattices as a function of the sampl
e temperature. Emission and absorption of confined and interface optic
al phonons via Frohlich interaction are considered as the transfer mec
hanisms. The calculated transfer times and their temperature dependenc
e are in good agreement with the experimental results in the literatur
e.
