Abstract
The cascade recombination of free electrons with shallow ionized donor s, when piezoelectric interaction predominates in the recombination pr ocess, is considered. The microscopic model is used to find the captur e cross-section. The effect of screening is evaluated phenomenological ly. The obtained results are compared with the deformation-potential-l imited cascade recombination cross-section and experimental data, incl uding shallow donor avalanche breakdown.
