Abstract
Using an arsenic-implanted polysilicon-emitter/reduced pressure (RP) C VD-grown SiGe-base HBT, with an f(T) of 52GHz, an f(max) of 32GHz with a BVCEO of 3.5V, a 9 GHz-bandwidth preamplifier with a transimpedance gain of 45 dB Omega in a 10 Gbit/s optical receiver has been develope d.
