Abstract
A waveguide AIInAs/AlGaInAs superlattice avalanche photodiode with a r ecord 3dB bandwidth of > 20GHz is reported at a wavelength of 1.55 mu m. A large gain-bandwidth product of > 160GHz is obtained. These devic es are suitable for 20 Gbit/s long wavelength photoreceivers.
