Abstract
Using an RPCVD-grown SiGe-base HBT and a resonator consisting of a chi p varactor and a microstrip line inductor, a 2.4GHz VCO with a power d issipation of 28mW and phase noise of -110dBc/Hz (at 1MHz off carrier) has been fabricated for wireless local loop (WLL) application.
