Abstract
The proposed TW-PA modulator has a thin intrinsic layer (a 0.2 mu m th ick strained InGaAlAs (13nm)/InAlAs (5nm) MQW) and short interaction l ength (200 mu m). The optical 3dB modulation bandwidth exceeds 50GHz a nd the driving voltages for the 15dB extinction ratio are 1.7 and 1.9V for TE and TM modes respectively, at 1.55 mu m wavelength.
