Abstract
The authors report the first demonstration of a VCSEL with GHz-range s elf-pulsations using a quantum-well saturable absorber. Negative diffe rential resistance in the saturable absorber was observed, which can l ead to bistable operation or self-pulsations under a range of user-con trolled conditions. Self-pulsation frequencies up to 2GHz with an RF l inewidth <10MHz FWHM were measured.
