Epitaxial CdSe layers were electrodeposited from a standard aqueous el
ectrolyte onto a (111) InP single crystal. By using various characteri
zation techniques (RHEED, XRD, HREM, ...) it was demonstrated that a g
ood epitaxy can be achieved by monitoring the experimental parameters
very carefully, in particular the selenium concentration in the electr
olyte and the deposition potential. For optimum conditions, the compos
ition of the semiconducting layer is close to stoichiometry and the ca
rrier density is around 1 x 10(17) cm(-3).
