Abstract
A novel laser structure containing four amplifiers and a monolithicall y integrated passive multimode interference (MMI) coupler has been fab ricated using quantum-well intermixing. The device has a threshold cur rent of 120mA, a slope efficiency of 10% per facet and generates over 180mW of optical power in a single transverse mode output waveguide.
