Abstract
Polytypoid structures in the AlN crystals containing oxygen were inves tigated by electron diffraction and high-resolution electron microscop y. The polytypoids were revealed to consist of flat and corrugated inv ersion domains. The flat inversion domain boundaries were found to hav e three different interfacial structures. The distance between two nei ghbouring flat inversion domain boundaries was found to be either 5c o r (5 +/- 0.5)c, where c is the lattice parameter along the c axis of t he wurtzite 2H-AlN crystal. Structural models which explain well the e lectron diffraction patterns and high-resolution electron microscopy i mages of the polytypoids are proposed.
